Navitas Fast SiC Approved for Automotive Use

Navitas Semiconductor has recently announced the qualification of its third-generation silicon carbide (SiC) MOSFETs in D2PAK-7L (TO-263-7) and TOLL (TO-Leadless) surface-mount (SMT) packages specifically designed for automotive applications. This development marks a significant advancement in power electronics technology for the automotive industry.

The innovative trench-assisted planar technology developed by GeneSiC enables these new SiC MOSFETs to operate at case temperatures up to 25°C lower than conventional devices. Additionally, they offer an operating life up to 3 times longer than alternative SiC products, making them ideal for high-stress electric vehicle (EV) environments.

These AECQ101 qualified SiC MOSFETs are particularly well-suited for EV applications requiring higher power density, such as AC compressors, cabin heaters, DC-DC converters, and on-board chargers (OBCs). Navitas' dedicated EV Design Centre has already showcased leading-edge OBC system solutions with power densities of up to 22 kW and efficiency exceeding 95.5%.

For EV battery architectures rated at 400 V, Navitas has introduced the new 650 V Gen-3 Fast MOSFETs with RDS(ON) ratings ranging from 20 to 55 mΩ. Meanwhile, the 1,200 V range offers RDS(ON) values from 18 to 135 mΩ, optimized for 800 V systems. Both the 650 V and 1,200 V ranges are AEC Q101-qualified and available in the traditional SMT D2PAK-7L package.

In addition, for 400 V EVs, the 650 V-rated TOLL package provides several advantages over the D2PAK-7L, including a 9% reduction in junction-to-case thermal resistance, a 30% smaller PCB footprint, 50% lower height, and 60% smaller overall size. These features enable the development of high-power density solutions, with minimal package inductance ensuring excellent fast-switching performance and low dynamic package losses.

The automotive-qualified 650 V and 1,200 V G3F SiC MOSFET family in D2PAK-7L and TOLL surface mount packages are now officially released and readily available for integration into automotive designs. This latest offering from Navitas Semiconductor represents a significant step forward in the advancement of SiC technology for automotive applications.
