CGD has introduced two innovative packages designed to enhance the performance and flexibility of their ICeGaN GaN power ICs. The DHDFN-9-1 (Dual Heat-spreader DFN) features a thin, dual-side cooled design with wettable flanks for easy optical inspection. With a compact 10- x 10-mm footprint and low thermal resistance, this package allows for bottom-side, top-side, and dual-side cooling options, surpassing the commonly-used TOLT package in various configurations.
The BHDFN-9-1 (Bottom Heat-spreader DFN) is a bottom-side cooled package that also boasts wettable flanks for simplified inspection. With a thermal resistance of 0.28 K/W, this package matches or exceeds the performance of leading devices in the market. Despite its smaller size compared to the TOLL package, the BHDFN maintains a similar footprint, enabling seamless integration with TOLL-packaged GaN power ICs.
